Abstract: | Two integrated circuits using InP DHBT technology have been demonstrated with the aid of the accurate large-signal and noise models developed in this work. The true logarithmic amplifier shows the bandwidth of 22 GHz, which is significantly higher than the previous 6 GHz in literature. This circuit has 43-dB log range and +/-2-dB log accuracy. The other circuit is a quadrature modulator, which operates at 1 G ∼11 GHz. Good carrier rejection of -30 dB and third-order harmonic suppression of -56 dB have been achieved with competitive output power over the other published results. |
